If you use the command $negfifscattering and the second term is 1, then use the command $negfpolaropticalphonon to setup the related parameters of polar optical phonon scattering of GaAs.
The equation of polar optical phonon scattering:

W_{pop}^{ab}(k)=\frac{|C|^2V}{4\pi^2\hbar^2}[n(\omega_{0})]N_{1D}(E_{k}+\hbar\omega_{0})
W_{pop}^{em}(k)=\frac{|C|^2V}{4\pi^2\hbar^2}[n(\omega_{0}+1)]N_{1D}(E_{k}-\hbar\omega_{0})
C=i\sqrt{\frac{e^{2}\hbar\omega_{0}}{2\epsilon_{0}V}(\frac{1}{\epsilon_{\infty}}-\frac{1}{\epsilon_{s}})}
